Abstract


Coarse aluminum wire wire bonding strength of the ultrasonic power , bonding force and bonding time sensitive , online monitoring of the bonding strength to improve the bonding reliability engineering . The status quo for the current lack of effective online bonding strength prediction methods , the transducer drive current through the real-time online analysis to establish the relationship between the current signal strength law , to monitor and estimate the bonding strength . The main functions include: U3000 coarse aluminum wire wire bonder , the coarse aluminum wire wire bonding strength line monitoring experimental platform to build a drive current transducer signal sensing circuit , developed based on NI data acquisition card the PCI6110 and LabView wire bonding process signal monitoring system ; comparative analysis of the four signal reflects the bonding process , to identify and select the drive current signal for the ultrasonic wire bonding process monitoring signal transducer ; shear through the bonding point test, obtain a reflected bonding point strength of the shear force data . 2 . Analysis and comparison of the main time-frequency analysis method , according to the transducer drive current signal changes quickly select wavelet packet transform and Wigner-Ville transform as the main method of signal analysis . And the above system is applied the U3000 the rough Lvsi ultrasonic wire bonder to achieve a the bond failed real-time online identification and bonding strength of the real-time online estimate .
