Abstract

ZnO is an excellentⅡ-Ⅵwide band gap compound semiconductor materials and has a large exciton binding energy, commonly used in the field of scientific research and technology. ZnO nanomaterials can change the properties and improve the performance by doped. Many teams at home and abroad prepared out doped ZnO through different ways. By Mg-doped, ZnO can be achieved to gain a more extensive application on the energy band modulation. The Mg-doped ZnO nanowires, nanobelts and non-doped fishbone-like ZnO nanostructures have been successfully synthesized by the chemical vapor deposition (CVD) in this paper. The morphology, microstructure, components and optical properties of the ZnO nanomaterialswere analyzed. The special formation mechanism of crystal growth is discussed, emphasizing the effect of polar orientation on the nucleation and growth of the ZnO nanomaterials. The main results obtained as follows:1. Mg-doped ZnO nanowiresWe used CVD method to prepare out Mg-doped ZnO nanowires on Si (111) substrate: Gold as a catalyst, a high yield rate of single-crystal Mg-doped ZnO nanowires have been successfully synthesized by adjusting time and temperature. X-ray diffraction (XRD) and transmission electron microscope (TEM) studies show that nanowire has single crystals with wurtzite structure and growth direction along [0001]. The EDS analysis shows that the Mg content in a single nanowire is about 2.6%. XPS analysis shows that elements of the sample surface Mg content is about 4.2%. Room temperature photoluminescence spectra (PL) shows Mg-doped zinc oxide nanowires exist UV emission peak and green emission peak, peak centers are located at 388nm and 504nm. The detailed light-emitting mechanism is analysised. Finally, the special formation mechanism of crystal growth is discussed. Research of the Mg-doped ZnO nanowires in this experiment for future improved ZnO nanomaterials performance and wider application have a great meaning.2. Mg-doped ZnO nanobeltsWe used CVD method to prepare out Mg-doped ZnO nanobelts on Si (111) substrate: Gold as a catalyst, a high yield rate of Mg-doped ZnO nanobelts have been successfully synthesized by adjusting time and temperature. The nanobelt is a single crystal and the growth direction is [0001]. The EDS analysis shows that the Mg content in a single nanobelt is about 2.9%. These smooth nanobelts are straight or bent with a width of about 400nm and lengths of more than tensμm. The formation mechanism and optical properties of sample were analyzed. This zinc oxide nanostructure with high ratio of surface has a high potential value.3. Fishbone-like ZnO nanostructuresChemical vapor deposition (CVD) growth method is applicable to produce high-yield fishbone-like ZnO nanostructure in the Si (111) substrate by high-purity ZnO and active C mixed powders as materials. The morphology, microstructure and optical properties of sample were analyzed by X-ray diffraction (XRD), scanning electron microscope (SEM), transmission electron microscope (TEM), and photoluminescence (PL) spectroscopy. Results reveal that the ZnO sample posess good crystalline quality. The special formation mechanism of crystal growth is discussed, emphasizing the effect of polar orientation on the nucleation and growth of the fishbone-like ZnO nanostructure.
