Abstract


Study and explore the semiconductor device, circuit resistance to radiation damage effects and mechanism to improve the level of anti- radiation is one of the attaches great importance to issues at home and abroad in recent years, the field of microelectronics . Anti- radiation electronics has gradually become a highly integrated interdisciplinary and play an increasingly important role . Outer space radiation environment affect CMOS devices in three ways : total dose radiation effects (TID), single- event upset effects (SEU) and single event latch-up (SEL). This paper describes the of MOS devices total dose radiation effects and research methods . The characteristics of the the SiO2/Si interface system in oxide trapped charge and interface trapped charge . The radiation variation of the the SiO2/Si interface system trap charge , from the perspective of the circuit design of the CMOS simple logic gates , the total dose of radiation hardening , SPICE simulation results show that this method is given in the radiation-induced NMOS and PMOS threshold voltage drift 0.15V, 0.1V conditions , the circuit noise margin basically unaffected . CMOS inverter , NOR, NAND , the basic building blocks, CMOS digital circuits , the total dose radiation-hardened CMOS digital circuits , the key to total dose radiation-hardened CMOS inverter, NOR, NAND circuit design . This paper describes the mechanism of single event upset and are the impact of CMOS digital circuits and static memory cell , auxiliary circuit design and redundant circuit design from circuit design method for resistance to Single Event Upset reinforcement in another study on the basis of a the anti single particle of the D flip-flop flip circuit design , and the use of the the SPICE software on reinforcement circuit simulation .
