Abstract


Has many unique advantages compared with edge-emitting semiconductor lasers , vertical cavity surface semiconductor laser (VCSEL) has become a research focus of many domestic and foreign scientists . However, due to the The VCSEL serious self - heat , since the heat caused temperature increases, a great influence on the performance of the device , so that the heat problem has become the constraints VCSEL development a key problem at home and abroad on the VCSEL development has been slow progress . From the theoretical analysis of the mechanism of the internal heat of the VCSEL , and the relationship of its lasing wavelength , output power, of the threshold current of the device temperature . Introduced radiation bridge electrode structure and AlxNy passivation film structure to improve the thermal performance of the device in the production of the VCSEL devices . The test results show that the single longitudinal mode when working with the device , the peak of the emission spectrum of 974.2nm, the FWHM is 2.5nm , with good monochromatic characteristics , and the threshold current of 390mA . When the drive current at 1.8A , reaches its maximum output power for 730mmW . ANSYS platform devices in the temperature field dress patch and Flip Chip simulation results showed that when the patch is being installed thermal resistance is 7.86 ℃ / W, the Flip Chip thermal resistance of 6.2 ° C / W , the results show flip Chip improve the thermal performance of the devices ; article also simulate the thermal resistance of the heat sink size .
