Abstract


The rapid development of optical fiber communication technology, the sensitivity of the optical fiber communication systems, the response rate and reliability of the proposed higher requirements, a simple combination of discrete optoelectronic devices has been difficult to achieve the desired results, with high-speed, highly integrated features of optoelectronic integrated circuits (OEIC) has become a hot research. Discrete optoelectronic devices equivalent circuit model is essential for the accurate simulation of the performance of the OEIC, the light detector is a key part of the OEIC optical receiver, and thus study the equivalent circuit model of the light detectors has important significance. Equivalent circuit model for avalanche photodetector (APD) and PIN photodetector equivalent circuit model, and simulation analysis and parameter extraction studies. First, this paper introduces the working principle of the optical detector, and characterization of the basic parameters of the light detector performance, including responsivity, quantum efficiency, dark current, noise current, response time and bandwidth characteristics, and detailed analysis of the average of the APD avalanche gain and the internal electric field distribution, provides a sufficient theoretical basis for follow-up studies. Then, based on the working principle of the optical detector and the analysis of the performance parameters, establish a new APD's equivalent circuit model, the model from the rate equations of the carrier, the introduction of the dark current and noise current and parasitic effects, it is possible to accurately reflect the performance of the device. PSpice software in order to verify the accuracy of the model, in the establishment of the APD an equivalent circuit module, and simulation analysis of the basic characteristics of the APD parameters based on the module, discussed the impact of structural parameters on the performance of APD, the the APD package structure parameters optimized problems. Adaptive genetic algorithm program to extract the PIN photodetector equivalent circuit model parameter values ??of the components S21 parameter comparison of test and calculation curves to prove the effectiveness of the algorithm parameter extraction and PIN photodetector equivalent circuit model is reasonable.
