Abstract


With the increasing demand in higher integration, in/out (I/O) count, power,calculating speed and the lead-free materials, the electronic products are developing towards further miniaturization and green. Anisotropic conductive adhesive film (ACF) as one kind of green and environmental protective interconnected material, is widely used in electronic industry. In this dissertation, the basic mechanical properties and mechanical properties after hygrothermal and thermal cycling aging for ACF are investigated.The influence of the loading rate to basic mechanical properties of ACF is investigated by tensile tests under different loading rates. It shows that the Young’s modulus and tensile strength of the ACF increase gradually, and the fracture strain decreases with the increase of loading rate.The effects of hygrothermal aging on the mechanical properties of ACF-D are investigated. It shows that the influence of hygrothermal aging on Young’s modulus, tensile strength, and fracture strain can be divided into two phases. First, ACF-D recurring, Young’s modulus and tensile strength increase, and fracture strain decreases. Then hygrothermal aging effect due to completely cured, Young’s modulus and tensile strength decrease gradually, and fracture strain increases.The effect of thermal cycling on the mechanical properties of ACF is also investigated in this dissertation. It shows that under different temperatures, influence of thermal cycling on Young’s modulus consists of three phases. Firstly decreases, then increases, and finally decreases. Under different strain rates, Young’s modulus shows different variation rule under different temperatures. When strain rate is 0.01%s-1 , the variation of Young’s modulus is as same as it under different temperatures, as strain rate up to 0.1%s-1 or 1%s-1 , the variation of Young’s modulus can be divided into two phases, that is, first increases, then decreases, respectively. The variation of tensile strength is unification under different temperatures and under different strain rates. It consists of two phases, first increases, then decreases.
