Abstract


IV - VI group semiconductor is a class of very narrow band gap of a compound semiconductor material, because of its unique physical properties , the ideal material is applied to the photoelectric detector of the infrared band . This article briefly describes Ⅳ - Ⅵ semiconductor background, a systematic review of the development of infrared detectors and infrared imaging systems . After in -depth study of the working principle of the photovoltaic detector , combined with the physical characteristics of PbTe epitaxial film , design the In2O3/PbTe hetero junction type infrared photovoltaic detector . Autonomous molecular beam epitaxy (MBE) growth apparatus , the substrate in CdZnTe (111) epitaxially grown on the single crystal thin film of the p-PbTe , and the film physical characteristics of a series of characterization , the results show that the epitaxially grown PbTe single crystal film has the higher crystal quality. Using a magnetron sputtering apparatus is deposited on the film of the p-PbTe N-In203 polycrystalline thin film to form a heterojunction structure as an active region , the passivation insulating layer and the In thin film by vacuum deposition of ZnS films do make ohmic contact electrode system into the domestic first the PbTe knot in infrared photovoltaic detectors . Chip package Dewar bottle at 77K measured detector response band of 1.5 ~ 5.5μm, the detectivity D * 2 × 1010cm ( Hz1/2W-1 ) . According to the IV characteristic curve detector merit factor R0A, and further calculated detectors at 77K peak detection rate of up to 4.35 × 1010cm · Hz1/2W-1 denitrification . Finally , sums up his main work during the graduate , the prospect of the research laboratory in PbTe photovoltaic detectors .
